Diotec Semiconductor Introduces 1200 V Silicon Carbide MOSFET for EV Charging Applications

The DIF120SIC053-AQ is a Silicon Carbide MOSFET by Diotec Semiconductor, dedicated to charging systems of electric vehicles. It features a high reverse voltage of 1200 V combined with an extremely low on-resistance of just 53 mΩ. It has a fourth, so-called Kelvin Source contact, which offers several benefits: Speeding up turn-on time, saving power losses, lowering faulty switching during turn-off, and allowing for easier driver circuitry.

The part comes in the TO-247 case outline for easy heat sink assembly and the possibility to operate in parallel for higher power demands. Typically four of these MOSFETs are used in an H-bridge configuration for the bidirectional input circuit, and two in the step-up/step-down converter for charging or discharging the battery. That could be either stationary or as an onboard charger since these parts are fully AEC-Q101 qualified.
