The EPC2071 from Efficient Power Conversion is an Enhancement Mode GaN Power Transistor. It has a drain-source voltage of up to 100 V with a drain-source resistance of 1.7 mΩ and a gate threshold voltage of 1.3 V. This power transistor has a continuous drain current of up to 64 A and a pulsed drain current of less than 350 A. It has a total gate charge of 18 nC. This GaN-based transistor provides exceptionally high electron mobility and has a low-temperature coefficient that results in a very low drain-source on-resistance. The lateral structure of this transistor provides a very low gate charge and zero reverse recovery charge. This RoHS-compliant transistor is available in a passivated die package that measures 4.45 x 2.3 mm and is ideal for BLDC motor drives, 48 V DC-DC converters, and sync rectification for AC-DC and DC-DC, Point-of-Load converters, solar converters, Lidar and e-mobility applications.
